Taiwan's National Cheng Kung University (NCKU) develops aluminum ball bonding technology.






Aluminum wire developed for use in semiconductor packaging.

A process based on aluminum wire has been developed by Taiwan's National Cheng Kung University (NCKU) to further reduce production costs.

After four years of R&D, a team led by NCKU professors has overcome problems such as the poor conductivity and ductility of aluminum and developed fine aluminum wires for use in ball wire bonding. 

The use of aluminum instead of gold or copper in ball wire bonding could help chipmakers significantly reduce their production costs.

The key to the breakthrough technology is aluminum wires coated with a layer of nano-zinc, NCKU disclosed. The diameter of the aluminum wire is about 18 micrometers, and the purity of aluminum has been enhanced to improve the material's thermal conductivity, ductility and toughness.

NCKU also claimed it has been granted a patent for the aluminum ball bonding technology in Taiwan. The university has also applied for a patent in China.

NCKU's research paper regarding the aluminum ball bonding technology will be published in July 2016.

Huawei to launch the Honor V8 smartphone 5.7 inch, dual camera, 4GB RAM in May 10.



China site TENAA has leaked the detailed specifications of 3 Huawei Honor V8 smartphones to be launched in May 10, 2016, model numbers KNT-AL10KNT-TL10 and KNT-AL20.


The KNT-AL10 and KNT-TL10 come with a 5.7-inch TFT full HD display with 1920 × 1080 pixel resolution and is powered by the 2.3GHz octa-core processor expected to be the Kirin 950. Both have 4GB of RAM and 32GB inbuilt storage capacity with up to 128GB expandable storage capacity. The device runs on the Android 6.0 Marshmallow OS out of the box.

It features a Dual rear camera of 12-megapixel with Dual tone LED flash and a front facing 8-megapixel camera. Connectivity options includes 4G LTE, 3G, WLAN, infrared, Bluetooth, USB, FM Radio and other standard connectivity options. It measures 157.00 × 77.60 × 7.75 mm and weights 170 grams. It is listed in Silver and Rose Gold color options. All the three device are backed up by the 3400 mAh battery. 


The KNT-AL20 model comes with upgraded processor, display and inbuilt storage capacity with all other similar features just like the other two variants we discussed above. The KNT-AL20 comes with a 2.5GHz octa-core processor that is expected to be the Kirin 955. 

It has 64GB inbuilt storage capacity. It comes with a 5.7-inch TFT display but with QHD resolution of 2560 × 1440 pixels. Other features in this device are similar to the other two variants. -

1Q 2016: CHINA smartphone market: Huawei remains top brand.





Huawei remains the top brand in China and is steadily catching up to Apple in the global competition.

Huawei’s first-quarter shipments came in at 27 million units, or a drop of around 20% compared with the prior quarter. Nonetheless, the Chinese smartphone maker retained its rankings as the top brand in China and the third-largest vendor worldwide. 

Huawei currently is ahead of its domestic competitors in terms of scale, technology, and supply chain integration. The Kirin processors manufactured by Huawei’s semiconductor subsidiary HiSilicon are on par with high-end chips from Qualcomm and MediaTek. 

Additionally, Huawei faces the least amount of resistance than other Chinese brands do when it comes to shipping to the overseas markets.

“Huawei won’t be able to overtake Apple and become the No. 2 smartphone brand worldwide any time soon,” said Wu. “Still, the market share gap between Huawei and Apple are expected to narrow with each passing year.”

Lenovo smartphone shipments reached 17 million units in the first quarter, translating to a small quarterly decline of 5.6%. Lenovo will be focusing on foreign markets this year and have assigned 80% of its total shipments for exports. 

By the end of year, Lenovo’s respective market shares in India and Indonesia may surpass 10%. However, the brand’s global market share is expected to contract because of insufficient product differentiation. Lenovo’s flagship devices also lack attractive features that can capture consumers’ interests.

Xiaomi shipped about 16 million units of smartphones in the first quarter and is now in close competition with Lenovo for the No.2 spot in China. Wu said Xiaomi has been more capable of creating market buzz for its products by making significant hardware upgrades. 

Xiaomi’s latest premium smartphone, Mi 5, offers the top-of-line Snapdragon 820 processor, the highest density of LPDDR4 at 4GB and the largest storage available at 128GB. 

Xiaomi is also committed to make its smartphones into powerful platforms for the Internet of Things and has built an ecosystem of connected products. TrendForce expects marginal shipment growth from Xiaomi this year, but the Chinese vendors will see increasing profits coming from the sales of peripheral products related to its smartphones.

OPPO and Vivo together will represent almost 20% of Chinese branded smartphone shipments for 2016. Vivo has shown that it is willing to bring out the best hardware with Xplay 5, which features a dual-curve screen and is the first smartphone to carry 6GB of memory. Besides maintaining channel networks in China’s second and third-tier cities, Vivo is also actively building up its overseas presence. Currently, 10% of Vivo’s total shipments goes to foreign markets.

OPPO’s strategy is about improving smartphone’s overall functionality, such as having an excellent camera and a fast-charging battery. On other hand, OPPO tends to use mid-range application processors for their mobile devices and rely on system optimization to create better user experience. OPPO is among the few Chinese brands to expand abroad early on, and the brand has strong sales records in Southeast Asia and India.


1Q 2016: Samsung doubles Apple in smartphone worldwide market share: Samsung 27.80%, Apple 14.40%, Huawei 9.30%



Global market research firm TrendForce reports that the worldwide smartphone shipments in the first quarter of 2016 totaled 292 million units, down 18.6% from the previous quarter and a year-on-year decline of 1.3%. The decrease was mainly attributed to market saturation. Leading brands such as Samsung and Apple no longer have the same growth momentum as before, so the overall shipments depended on contributions from Chinese brands and rising demand in India and other emerging markets.

Avril Wu, TrendForce smartphone analyst, said the combined shipments (including exports) from Chinese brands in the first quarter reached 125 million units, surpassing the combined shipments from Samsung and Apple for the first time. Chinese brands accounted for 42.9% of the global smartphone shipments, up from 41.5% in the previous quarter. In their home market, Chinese brands have benefitted from increasing subsidies for 4G smartphones from domestic telecom operators. 

At the same time, they have gain grounds in foreign markets. As a result, Chinese smartphone makers did not suffer as steep shipment decline as their foreign competitors did in the off-peak season of the first quarter. Their combined quarterly shipments fell by only 16%. On the other hand, the competition in the overseas markets have intensified as major international brands are struggling to keep their market shares. This will continue to put pressure on Chinese vendors’ margins.

Apple is unlikely to make a turnaround for this year’s shipments with iPhone SE; Samsung grew its shipments against market headwinds.

Apple posted its largest quarterly decline ever for iPhone shipments, plummeting 43.8% from 75 million units in last year’s fourth quarter to just 42 million units in this first quarter. Sales of iPhone 6s have been lackluster as the model lacks exciting new features. Moreover, Apple’s management of channel inventories have become more conservative before the launch of its next iPhone. TrendForce thus has lowered its iPhone shipment estimate for this year to 213 million units, an almost 10% drop compared with the previous year.

Wu said: “As the budget model, iPhone SE will support Apple’s overall shipments in the second quarter before the next major iPhone release. However, iPhone SE is going to face severe price competition from Chinese branded products in its target market, which is the mid-range device segment. This year’s iPhone SE shipments are projected to come in below 15 million units and they are unlikely to help turn around the weak annual shipment result for Apple.”

Samsung’s first-quarter shipments exceeded expectations and arrived at 81 million units, up 2.5% from the prior quarter. Samsung boosted its smartphone sales by launching its flagships Galaxy S7 and S7 Edge ahead of schedule and stepping up its promotional activities. 

Additionally, the vendor’s J series, which consists of entry-level devices with high cost-performance ratios, has been a success in China and worldwide. TrendForce has raised Samsung’s 2016 shipment projection to 316 million units, which is about the same level as last year. This upward revision in the shipment estimate also suggests that the vendor is going to retain its market share by keeping margins low. Hence, Samsung’s mobile profit may drop slightly in the next few quarters.

Compared with other smartphone makers, LG has put in a bit more effort in developing new designs and features for its products – from G3, the first smartphone with a 2K screen, to V10 that came with a secondary display for notifications. G5, the flagship that the South Korean brand revealed at this year’s Mobile World Congress, is the first “modular type” mobile device. 

This design features detachable component modules, which allow the customization and enhancement of G5’s functionality. Besides batteries, G5 users can also swap camera and audio components. Despite LG’s innovations, it posted a slight shipment decline in this first quarter due to encountering escalating market competition. The company stayed at No. 6 in the worldwide market share ranking.

Apple to buy Samsung NAND-Flash Memories for the iPhone.




Samsung Electronics’ DS (Device Solution) Memory Business Department is planning to supply NAND-Flash memories to Apple for iPhones. It has been 4 years since it stopped dealing with Apple.


Apple has not been using Samsung Electronics’ NAND-Flash memories since iPhone 5 that was released in September of 2012 because Samsung Electronics did not agree to Apple’s requests. Since iPhone 5, Apple has been requesting to use EMI (Electro Magnetic Interference) shielding technology for NAND-Flash package.



According to an industry on the 18th, Samsung Electronics is co-developing EMI shielding process that uses spray method with Protec, which is a South Korean company specializing in dispenser, Asymtek from the U.S., Hansol Chemical, and Ntrium. While Protec and Asymtek are developing equipment, Hansol Chemical and Ntrium are developing EMI masking material that is in a form of ink. Samsung Electronics is planning to supply NAND-Flash package with EMI shield to Apple when equipment and material are developed. It is predicted that supply will be possible starting from next year.



EMI shielding for semiconductor chip takes place by adding a process that covers ultra-thin metal on top of packaging’s surface. In the past, this process was carried out by using sputter that covers semiconductor chip with ultra-thin metallic shield. Sputter process allows membranes to be deposited evenly on top of corresponding surface when physical pressure, which comes from plasma, is exerted onto material.


Advantage of spray equipment is that it is cheaper than sputter. While one set of sputtering equipment costs about $4.36 million (5 billion KRW), spray equipment can be purchased for about a price between $610,000 and $697,000 (700 million KRW and 800 million KRW). Cost of process can also be reduced since price of ink for spraying is cheaper compared to sputtering target.


Spray process is a solution that can completely shield ball part of BGA (Ball Grid Array), which is Samsung electronics’ NAND-Flash packaging method. NAND-Flash memories that were used for previous iPhones use LGA (Land Grid Array) packaging. LGA has sharp pins attached at the bottom of package. Because LGA cleaves on without making any gap at lower empty space when it is actually attached to PCB (Printed Circuit Board), one has to use EMI shielding process only at the top. Because there are many empty gaps at the bottom of BGA, which has ball-type electrodes form at the lower-end, it was difficult to carry out perfect EMI shielding process with just sputtering method.



“It seems that BGA is more advantageous than LGA if one is considering to make chips smaller and lighter.” said a representative for this industry. “Although Samsung Electronics had no thought of using LGA packaging method just for Apple, it seems that S
amsung Electronics found a solution this time.”

A reason why Samsung Electronics has decided to supply NAND-Flash memories to Apple again is because it was affected by worsened market situation of memory industry. It can be seen that Samsung Electronics considered a possibility of having supply of its overall flash memories overflow if it mass-produces 3D NAND-Flash memories at its new factories in Pyeongtaek next year.



SK Hynix has been asking Taiwans’ ASE to supply NAND-Flash chip packaging for Apple. It is heard that SK Hynix is developing a same solution as Samsung Electronics.



IF EMI shielding technology is used, unexpected and unusual motions that occur from EMI can be prevented. Circuit boards can also be formed more densely. If length of mounting between chips is reduced, remaining area can be used for a battery which can ultimately increase hours of use of a battery.



Apple has been using EMI shielding technology for NAND-Flash packaging products that have a controller, which operates by RF (Radio Frequency) Chip and clock, since iPhone 5. It is going to expand EMI shielding technology to most of chips starting from iPhone 7 that will be released this year.

Samsung and VeriFone to work together for installing SamsungPay system into POS system.





Samsung Electronics’ mobile payment service called ‘SamsungPay’ is going to work with world’s biggest POS manufacturer called VeriFone. It seems that these two businesses will work together from manufacturing POS to actually installing SamsungPay system into POS system.


According to Samsung Electronics’ North American Corporate on the 21st, Samsung Electronics and VeriFone recently had a business agreement that includes co-development of payment system.
SamsungPay has NFC as well as MST technology, which does not require replacement of POS systems that are currently located at stores.



However there were times when payments made by SamsungPay did not work with certain POS systems. Samsung Electronics and VeriFone are first going to make sure that SamsungPay is working with most of major POS systems in the U.S.



It is heard that this agreement also includes information that says that installing SamsungPay system will be supported when a customer upgrades his or her current POS system.


“I expect synergy from our partnership with SamsungPay.” said Vice-President Vin D’agostino who is in charge of VeriFone’s business support. “Through our partnership, store merchants and regular customers will be able to use a payment service that is much faster and more convenient.”


According to a payment system research media called Pymnts.com, 80% of global POS system is owned by VeriFone from the U.S., and Ingenico from France. Verifone has the most shares by having 51.4% while Ingenico (17.4%) and Equinox are second and third place respectively.



Since SamsungPay was released, VeriFone has announced its desire to work with SamsungPay because SamsungPay can be used without having stores to replace their current POS systems.

It is heard that Samsung Electronics is also going to make partnerships with Ingenico and Equinox sequentially and work on co-developing payment systems. Starting with the U.S., Samsung Electronics is going to also work with other global businesses so that SamsungPay can be expanded worldwide.



“Our North American Corporate made a business agreement with VeriFone and is working on expanding SamsungPay business.” said a representative for Samsung Electronics’ Headquarters in South Korea. “We have decided not to enclose any detail information about this agreement.”
